Suppression of the 2nd moment and the 3rd moment were observed in a many-electron quantum dot(QD)under nonequilibrium conditions [1]. Here we studied the FCS of single electron tunneling of a GaAs QD in the few electron regime at thermal equilibrium in the in-plane magnetic fields. The device consists of a multiple-surface-gates defined GaAs QD integrated with a very sensitive, high bandwidth field effect transitor (FET) channel for the QD charge state read-out. Monitoring the FET current revealed two sequences of random telegraph signals which represent the electron tunneling onto and off the QD in real time. When the QD level is aligned with Fermi level of the reservoir, the statistics shows a maximum value of both mean () and standard deviation ($\sigma$), but a minimum skewness in its distribution function. It was also found that an in-plane magnetic field suppresses both and $\sigma$, but enhances the skewness. [1], S. Gustavsson et. al, PRL 96, 76695(2006). . Counting statistics of hole transfer in a p-type GaAs quantum dot with dense excitation spectrum
Low-temperature transport experiments on a p-type GaAs quantum dot capacitively coupled to a quantum point contact are presented. The time-averaged as well as time-resolved detection of charging events of the dot are demonstrated and they are used to extract the tunneling rates into and out of the quantum dot. The extracted rates exhibit a super-linear enhancement with the bias applied across t...
متن کاملNon-Markovian full counting statistics in quantum dot molecules
Full counting statistics of electron transport is a powerful diagnostic tool for probing the nature of quantum transport beyond what is obtainable from the average current or conductance measurement alone. In particular, the non-Markovian dynamics of quantum dot molecule plays an important role in the nonequilibrium electron tunneling processes. It is thus necessary to understand the non-Markov...
متن کاملDeep Level Transient Spectroscopy in Quantum Dot Characterization
Deep level transient spectroscopy (DLTS) for investigating electronic properties of self-assembled InAs/ GaAs quantum dots (QDs) is described in an approach, where experimental and theoretical DLTS data are compared in a temperature-voltage representation. From such comparative studies, the main mechanisms of electron escape from QD-related levels in tunneling and more complex thermal processes...
متن کاملEffect of asymmetric quantum dot rings in electron transport through a quantum wire
The electronic conductance at zero temperature through a quantum wire with side-connected asymmetric quantum ring (as a scatter system) is theoretically studied using the non-interacting Hamiltonian Anderson tunneling method. In this paper we concentrate on the configuration of the quantum dot rings. We show that the asymmetric structure of QD-scatter system strongly influences the amplitude an...
متن کاملEnergy Levels of InGaAs/GaAs Quantum Dot Lasers with Different Sizes
In this paper, we have studied the strain, band-edge, and energy levels of cubic InGaAs quantum dots (QDs) surrounded by GaAs. It is shown that overall strain value is larger in InGaAs-GaAs interfaces, as well as in smaller QDs. Also, it is proved that conduction and valence band-edges and electron-hole levels are size dependent; larger QD sizes appeared to result in the lower recombination...
